Non-resonant tunnelling in InAs/AlSb superlattices with optical cavities

S.K. Paprotskiy – Junior Researcher, Kotelnikov IRE RAS. E-mail: I.V. Altoukhov – Dr.Sc. (Phys.-Math.), Chief Researcher, Kotelnikov IRE RAS. E-mail: M.S. Kagan – Dr.Sc. (Phys.-Math.), Head of Laboratory, Kotelnikov IRE RAS. E-mail:

The vertical transport in short-period InAs/AlSb superlattices was studied. The series of equidistant maxima on current-voltage cha-racteristics in the non-resonant tunnelling regime was observed. This maxima appeared due to influence of the cavity on optical tran-sitions intensity (Purcell effect).
